Abstract

The singlemode operation of an oxide confined vertical cavity surface emitting laser (VCSEL) lasing up to a substrate temperature of 80°C was demonstrated. Heatsinking of the VCSEL was improved by bonding to a T-46 header with indium. The device structure, fabrication and characteristics of the VCSEL were also discussed.
