High bandwidth (11-22) semipolar LEDs for visible light communications

Abstract

Conventional c-plane LEDs have limited electro-optic bandwidths especially in the green spectral region. By forming the LED on the (11-22) plane we demonstrate a bandwidth of 500 MHz at 490 nm. The small signal response shows resonant features which are believed to be associated with the strong carrier localization observed in these LEDs. Thus, LEDs on semipolar planes are promising for application in visible light communications.
