Abstract

MBE growth and studies of structural, photoluminescence and laser characteristic of Cd(Zn)Se/ZnMgSSe quantum disk optically-pumped laser heterostructures of a modified design are presented. The design changes include more homogeneous CdSe quantum-disk-sheet active region grown by modified migration enhanced epitaxy, rising the thickness and band gap of ZnMgSSe cladding layers, and a choice of proper place for the active region in the superlattice waveguide. Minimum laser threshold, maximum external quantum efficiency and maximum output power of 4.8 kW/cm2, 32%, and 21 W from both facets, respectively, have been achieved at 300 K. The laser internal loss has been estimated as small as 1-2 cm-1.
