InP-based single-frequency single-facet 1x2 MMI teardrop laser diodes

Abstract

We present a regrowth and grating free InP-based single-facet teardrop laser consisting of a 1x2 multi-mode-interferometer and a waveguide loop reflector. The fabricated laser demonstrated CW lasing above 75mA and single frequency operation with a side mode suppression ratio of 30dB. This laser is also a potential candidate for low linewidth source.
