Abstract

A study was performed on metastable rocksalt phase in epitaxial GaN on sapphire. The x-ray diffraction (XRD) technique was used to detect the GaN rosksalt structure. It was found that the rocksalt GaN phase coexisted with zinc-blende GaN.
