Abstract

We present a re-growth free 10-channel wavelength-tunable single-mode laser array based on slots. Stable single-mode operation is observed with the output-power >37mW and side-modesuppression- ratio >50dB. A quasi-continuous tuning range >31nm is obtained from 3°C to 45°C. A typical linewidth of about 1.4MHz is achieved for the fabricated lasers.
